HRL Receives Patent for New Indium Phosphide Transistor

MALIBU, Calif., April 6, 2010—HRL received a patent today from the United States Patent Office titled "Transistor with InGaAsP collector region and integrated opto-electronic devices employing same." The device’s architecture enables the monolithic integration of optical components and electronics for the fabrication of detectors, modulators and other optoelectronic devices.
